چکیده

This paper presents an improved design of a radiationhardened static random access memory (SRAM) cell. The memory cell is designed to be tolerant to transient single-event upsets by taking advantage of the fact that for the same area, the surface mobility of NMOS transistors is greater than that of PMOS transistors. The results show that the proposed design is able to withstand single-event upsets for temperatures between −55◦C to 125◦C when subjected to radiation intensities of 1014 rad(Si)/sec without affecting the write performance of the memory. The circuit is also robust when impinging high energy particle strikes at various angles of incidence.

Single event multiple upset-tolerant SRAM cell designs for nano-scale CMOS technology

In this article, two soft error tolerant SRAM cells, the so-called RATF1 and RATF2, are proposed and evaluated. The proposed radiation hardened SRAM cells are capable of fully tolerating single event upsets (SEUs). Moreover, they show a high degree of robustness against single event multiple upsets (SEMUs). Over the previous SRAM cells, RATF1 and RATF2 offer lower area and power overhead. The H...

A Novel circuit of SRAM Cell Against Single-Event Multiple Effects for 45nm Technology

As CMOS technology down sized into double digit nanometer ranges, variations are a serious concern due to uncertainty in devices and interconnect characteristics. The single event upset (SEU) is changing the state of a memory cell due to the strike of an energetic particle. The single event multiple effects are likely to increase in nanometer CMOS technology due to reduced device size and scali...

A Sub-threshold 9T SRAM Cell with High Write and Read ability with Bit Interleaving Capability

This paper proposes a new sub-threshold low power 9T static random-access memory (SRAM) cell compatible with bit interleaving structure in which the effective sizing adjustment of access transistors in write mode is provided  by isolating writing and reading paths. In the proposed cell, we consider a weak inverter to make better write mode operation. Moreover applying boosted word line feature ...

LNL Annual Report 2008

SRAM-based Field Programmable Gate Arrays (FPGAs) are an attractive solution for many applications where short time-to-market, low-cost for low-production volumes, and in-the-field-programming ability are important issues. One of the few major disadvantages of SRAM-based FPGAs is the sensitivity to ionizing radiation [1-3]. Indeed, also at sea level, neutrons, originating from the interactions ...

SEU Mitigation for SRAM Based on Dual Redundancy Check Method

The application of Static Random-Access Memory (SRAM), becomes more and more widely in aviation. However, the large amount of SRAM cells is very vulnerable to radiation included single-event upset (SEU). Based on the detection requirement of SRAM’s SEU, the detected circuit of the SEU on SRAM is designed. Then the method of redundancy check is used in the reinforcement of the SEU. The test resu...
